Neue, hoch wärmeleitende Klebstoffe für thermisch anspruchsvolle Verbindungen in der Mikroelektronik

Die wärmeleitende Montage von Leistungsbauteilen, beispielsweise LEDs auf Kühlkörper wird durch den Bornitrid-gefüllten, heißhärtenden, standfesten Klebstoff TC 433 mit einer Wärmeleitfähigkeit um 2 W/mK und einem hohen Glasübergangswert bei 110 °C ermöglicht, der für Dauerbetriebstemperaturen bis 220 °C ausgelegt ist. Eine bei Raumtemperatur mit einer Topfzeit von 15 min härtende Variante ist der TC 432 mit einer Wärmeleitfähigkeit von 1,8 W/mK und einer Glastemperatur von ca. 75 – 80 °C.
