Neue Interferenzfilter für die Fotolithographie

Fotolithographische Filter kommen bei Anwendungen in LSI und LCD Steppern zum Einsatz, bei denen Hochleistungs-Quecksilberdampflampen für die Belichtung eingesetzt werden. Die sehr schmalbandigen Bandpassfilter erzeugen eine quasi-monochromatische Strahlung. Hierdurch wird auf dem Target die bestmögliche Auflösung erreicht.

LASER COMPONENTS bietet neue i-line Bandpassfilter mit Filterdesigns auf Basis der Dual Magnetron Reactive Sputtering Beschichtungen an. Die i-line Intensität ist dadurch deutlich verbessert, ebenso wie die Homogenität im fotolithographischen Prozess.

Vom Hersteller dieser Filter, Omega Optical, kommt ein weiteres Produkt, welches besonders interessant für die MEMS-Herstellung ist. MicroChem, der Hersteller des Fotolacks SU-8, empfiehlt, UV-Strahlung unterhalb von 350 nm zu blocken, um besonders lotrechte Strukturen zu erzeugen. In diesem Zusammenhang wird der Typ PL-360-LP aus der Mask-Aligner Serie besonders empfohlen.
