MOSHEMT - neuartige Transistor-Technologie erreicht Rekordfrequenzen

Forschern am Fraunhofer-Institut für Angewandte Festkörperphysik IAF ist es gelungen, eine neue Art von Transistoren mit extrem hohen Grenzfrequenzen zu entwickeln: Metalloxidhalbleiter-HEMTs, kurz MOSHEMTs. Dafür haben sie die Schottky-Barriere des klassischen HEMTs durch ein Oxid ersetzt. Entstanden ist ein Transistor, der noch kleinere und leistungsfähigere Bauteile ermöglicht und bereits eine Rekordfrequenz von 640 GHz erreicht hat. Diese Technologie soll die Elektronik der nächsten Generation voranbringen.

In den letzten Jahren wurden die Hochfrequenzeigenschaften von High-Electron-Mobility-Transistoren (HEMTs) kontinuierlich verbessert. Die Transistoren wurden immer schneller, indem die Gatelänge auf bis zu 20 nm herunterskaliert wurde.
